Abstract:
Eine mehrstufige Wärmebehandlung von sauerstoffreichen Substraten führt im oberflächennahen Bereich des Substrates zu defektverarmten Zonen und zu Kristalldefekten im Volumen. Mit Ätzuntersuchungen, RF–CV‐Messungen, EBIC‐Untersuchungen und Gammaspektroskopie wird gezeigt, daß die Volumen‐Kristalldefekte als Senke für metallische Verunreinigungen wirken, wobei diese bereits in einem frühen Stadium einer Bipolar‐Technologie an den Defekten fixiert werden. Im späteren Verlauf hinzugekommene oder die verarmte Zone erreichende Defekte enthalten weniger metallische Verunreinigungen. 2 μm‐Epitaxieschichten auf solchen Substraten mit Volumen‐Kristalldefekten und einer defektverarmten Zone an der Oberfläche des Substrates haben sehr gute strukturelle und elektrische Eigenschaften.
