Abstract: Current (I)– voltage (U) characteristics of semi‐insulating p‐type ZnTe crystals have been investigated at room temperature with the current‐controlled method. The current–voltage dependence exhibits two stable regions. The region a consists of an ohmic branch, a quadratic branch, and a third branch in which the current increases with the 4th to 6th power of the voltage and terminates into a vertically rising edge. In the region b a negative differential resistance (NDR) of S‐type occurs. The region a of the I–U characteristic can be explained by the theory of single carrier space‐charge‐limited (SCL) currents in insulators with trapping states distributed in the forbidden gap. The particular shape of the I–U characteristic in the region a, as measured in our p‐type ZnTe crystals, is in good agreement with this theory, and can be used to determine the concentration and the energetic distribution of traps. The S‐type NDR (region b) can be explained as a “thermal breakdown” due to Joule heating of the crystals at high injection level.

Die Strom (I)– Spannungs (U)‐Charakteristik von halbisolierenden p‐ZnTe‐Kristallen wurde für den stromkontrollierten Fall untersucht. Die Abhängigkeit der Spannung vom Strom zeigt zwei stabile Bereiche. Bereich a besteht aus einem ohmschen Zweig, einer quadratischen Abhängigkeit und einem dritten Abschnitt, in dem der Strom mit der 4. bis 6. Potenz der Spannung steigt und mit einem senkrecht steigenden Strom endet. In Bereich b tritt ein negativer differentieller Widerstand vom S‐Typ auf. Bereich a der I–U‐Charakteristik läßt sich deuten mit der Theorie des Einträger‐raumladungsbegrenzten Stromes in Isolatoren, die Haftstellen in der verbotenen Zone besitzen. Das Verhalten der I–U‐Charakteristik im Bereich a stimmt gut mit dieser Theorie überein und kann zur Bestimmung der Konzentration und energetischen Verteilung der Haftstellen dienen. Der negative differentielle Widerstand vom S‐Typ im Bereich b läßt sich als „Wärmedurchschlag”︁ der Kristalle durch Joulsche Erwärmung bei hohem Injektionsstrom deuten.
