Als Kristallzuchtverfahren wird das GREMMELMAIER-Verfahren behandelt +) 1m Mittelpunkt der Materialuntersuchungen stehen Messungen der Tragerlebensdauer an Epitaxieschichten. 1. Einleitung Galliumarsenid gehört zur Gruppe der III-V-Verbindungshalbleiter, über deren Eigenschaften NELKER [1 J im Jahre 1952 zuerst berichtet hat. Die Eigenschaften von Galliumarsenid haben zur Entwicklung einer Vielzahl von elektronischen Bauelementen geführt (Abb. 1) [3 - 10, 12J. In der Herstellung von Bauelementen steht die Praparation von Einkristallen am Anfang einer Reihe von Verfahrensschritten (Abb. 2). Daher werden an die kristallographischen und elektrischen Eigenschaften dieser Kristalle besonders-hohe Anforderungen gestellt. Zur wirtschaftlichen Herstellung von Einkristallen werden vorzugsweise Kristallisationsverfahren aus einer st6chiometrischen Schmelze verwendet: 1. Das BRIDGMAN -Verfahren: Hier wird die Schmelze durch einen steilen Temperaturgradienten gefahren. 2. Das NACKEN-KYROPOULOS-Verfahren: Hier wird ein gektihlter Keimkristall in die Schmelze getaucht. 3. Das CZOCHRALSKI-Verfahren: Hier wird ein Keimkristall langsam aus der Schmelze herausgezogen [11]
