In dieser Arbeit werden Potentiale und Risiken der koplanaren Flip-Chip-Technik zur Herstellung von Millimeterwellenschaltungen untersucht. Fragen zur koplanaren Leitungstechnik (Wellenwiderstand, Dampfung, Dispersion, Wellentyp-wandlung, Abstrahlung) werden diskutiert. Ebenso wird die Flip-Chip-Technik hinsichtlich Hochfrequenz-Tauglichkeit (Reproduzierbarkeit, Wellentypwandlung, Abstrahlung), Verlässlichkeit (mechanische / thermische Aspekte) und Fertigbarkeit geprüft. Es werden Vorschläge zur Minimierung der Risiken ausgearbeitet, indem aufbauend auf experimentellen und theoretischen Untersuchungen Effekte der Wellentypwandlung modelliert und Designregeln zu ihrer Vermeidung in koplanaren Flip-Chip-Schaltungen erstellt werden. Auswirkungen der Bumphöhen auf die Hochfrequenz-Eigenschaften und die Thermobilanz von Flip-Chip-MMICs werden beschrieben und Empfehlungen zur thermischen Optimierung von Transistorzellen werden gegeben.
