Abstract: Scanning‐DLTS in the current detection mode with an applied bias is shown to be able to detect spatial inhomogeneities of deep level defects in semi‐insulating materials with a high spatial resolution. This technique is physically related to the photo‐induced current transient specroscopy technique (PICTS); there are, however, serious differences between the both due to the low penetration depth of the exciting electrons. The basic physical processes underlying this new imaging technique are discussed with special respect to the quantitative interpretation of the results. The detailed investigations of a GaAs:Cr, In crystal demonstrates that the “streamers”, being visible after DSL‐photoetching of the material, are connected with spatial inhomogeneities of deep level defects in their surroundings.

Es wird gezeigt, daß Scanning‐DLTS mit Strom‐Nachweis bei angelegter Spannung geeignet ist, örtliche Inhomogenitäten des Einbaus tiefer Zentren in semi‐isolierendem Material mit hoher Ortsauflösung nachzuweisen. Diese Technik ist physikalisch mit der Technik der lichtinduzierten Stromtransientspektroskopie (PICTS) verwandt, es gibt jedoch wesentliche Unterschiede zu ihr auf Grund der geringen Eindringtiefe der anregenden Elektronen. Es werden die dieser neuen Abbildungstechnik zugrundeliegenden physikalischen Prozesse diskutiert, wobei besonders auf die Frage der quantitativen Interpretation der Ergebnisse eingegangen wird. Die detaillierte Untersuchung eines GaAs:Cr, In‐Kristalls zeigt, daß die nach einer DSL‐Photoätzung sichtbaren „streamer”︁ im Material mit Inhomogenitäten des Einbaus tiefer Zentren in ihrer Umgebung verbunden sind.
